Depending on the energy source used to induce the pyrolysis of SiH4, it can be divided into plasma-enhanced chemical vapor deposition (PECVD), laser-induced chemical vapor deposition (LICVD), and fluidized bed method (FBR), of which PECVD and LICVD are currently the leading industrial production technologies for the production of silica nanopowders. The US company DuPont has used the PECVD method to achieve batch production of silica nanopowders in the 1970s.
 
Plasma evaporation condensation method
This method has been used for the last 10 years as a safe and efficient method for the manufacture of high-purity, ultra-fine, spherical, high-value-added powders. The reaction material is generally vaporized into gaseous atoms and molecules or partially ionized into ions by means of a plasma heat source and condensed into a solid powder by means of a rapid condensation technique. The method prepares nano silicon powders with high purity, controlled particle size, and high production efficiency.
